SFCHINA2024 |三孚新科探索创新表面处理工艺,助力提升芯片散热效率

12月3-5日,广州迎来了一场行业年度盛会——“2024中国国际表面处理展SFCHINA”。在这个汇聚了行业精英和专业观众的平台上,三孚新科与各界人士共同探讨行业的未来趋势与创新解决方案。



展会期间,三孚研究院前后处理研究室主任,高级工程师刘宁华出席“芯片电镀链-聚焦高端电镀技术新发展”论坛,带来了一场精彩的主题演讲——“亲水钝化技术在芯片散热管理中的研究及应用”。她以独到的见解和详实的数据,深入剖析了亲水钝化技术将如何通过改善基材的表面性质,加快冷却剂的流动,为芯片散热效率带来显著提升,同时延长了设备的使用寿命。



芯片散热管理创新路径——亲水钝化技术


芯片,作为电子设备的核心,负责将电信号转化为功能信号,实现数据处理、存储和传输。然而,芯片在执行这些功能时会产生大量热量。近年来,为了满足5G、AI、汽车电子等新兴市场不断增长的算力需求,芯片的集成度不断提高,相应的功耗也随之增加,越来越”热“的芯片不仅会导致其性能下降、使用寿命缩短,还可能引发安全隐患和能源浪费。因此,对芯片散热技术的研究和创新变得尤为关键。


冷板式液冷是一种常见的芯片散热方式,它通过铜、铝等高导热金属构成的封闭腔体制成的冷板将芯片等高热密度元器件的热量传递给循环管道中的冷却剂,然后利用冷却剂将热量带走,进而实现散热。

铜、铝等金属虽然导热性能优异,但它们与空气、水反应活跃,容易腐蚀,影响基材寿命和产品最终使用。亲水钝化技术通过表面处理,在金属表面形成钝化层和亲水层,以解决这一问题。


钝化工艺在金属表面形成致密氧化膜,阻隔外界环境中的氧、水等物质对金属的侵蚀,保护金属;而亲水工艺则通过改性不同粒径的氧化物,构建纳米凹凸结构,增大微观表面积,形成超亲水自组装涂层,能够显著提高冷却液体的流动速度和散热效率,为芯片提供了稳定、高效的散热保障。
